I was reading a paper earlier about growing AlN monocrystals directly on top of existing AlGaN processes using molecular beam epitaxy, resulting in an AlN/AlGaN/AlN sandwich. they first did it back around 2016 and it sucked, but another attempt earlier this year yielded way better results. the idea of being able to use AlN for near-perfect thermal bonding without actually caring much about its specific properties as a semiconductor material is pretty neat.
